Critical Assessment of Schottky Diode Models Up to THz Frequencies

Abstract
Lumped equivalent circuits are commonly used to model Schottky diodes in the design of frequency multipliers at millimeter and submillimeter-wave bands. However, the validity of these models is questionable at these frequencies. This paper presents an analysis of the limitation of lumped equivalent circuit and drift-diffusion models for the design of THz circuits through a comparison with a Monte Carlo method, whose results are considered as a reference. Measurements from doublers and triplers designed by JPL are also considered in this analysis.
