| Lumped equivalent circuits are commonly used to model Schottky diodes in the design of frequency multipliers at millimeter and submillimeter-wave bands. However, the validity of these models is questionable at these frequencies. This paper presents an analysis of the limitation of lumped equivalent circuit and drift-diffusion models for the design of THz circuits through a comparison with a Monte Carlo method, whose results are considered as a reference. Measurements from doublers and triplers designed by JPL are also considered in this analysis. | |
